The 3D InCites Awards have recognized the achievements of the e-Brains project "3D IC Module for Active Medical Implant" in the "devices" category.

This prize is awarded to companies whose innovative products, processes, tools and methodologies contribute to the advance of 2.5D and 3D IC technologies.

The e-Brains project was funded by the European Commission under Framework Programme 7 and ended in February 2014. This work has allowed the manufacturing of 3D IC heterogeneous integrated modules for electronics of a leadless pacemaker in a very small volume.

The manufacturing of the leadless 3D IC heterogeneous integrated modules has been performed in a pilot line. The modules have been tested. Manufacturing of larger quantities of 3D IC modules is ready. The same process can be used for manufacturing other devices where the application requires extra small volume devices.
