Characterization and Modelling of GaN-based Power Electron Devices

The research activity will deal with the characterization and modelling of GaN-based power electron devices. In particular, devices provided by industrial partners having different sizes and hopefully grown on different substrates will be experimentally characterized. To this aim, special instrumentation will be used in order to excite the device ports with pulsed waveforms. Different thermal and charge trapping states at the layer interfaces will be stimulated. Experimental data, both under transient and “above-cutoff” steady-state operation, will be analyzed. Then, an empirical electro-termal device model for circuit design will be developed and implemented into a commercial CAD framework. Eventually, the model will be experimentally validated in the context of typical electronic applications.
